Control Interface: It supports optical control input and status feedback output with simplified control logic and strong electromagnetic compatibility (EMC) performance. It can be directly connected in series/parallel to scale up power ratings, making it suitable for multi-level topology applications.

Electrical Specifications

The rated voltage is 4500 V, which refers to the repetitive peak off-state voltage (VDRM). The rated current is 1500 A under the condition of Tc=85℃ for DC on-state current. The peak turn-off current reaches 3000 A with tp=1 ms and Tc=85℃. The gate voltage range is -20 V ~ +20 V for continuous operation. The maximum operating junction temperature of the chip is 125℃. It features low on-state loss, thanks to the optimized doping process that balances on-state and turn-off losses.
