The 0195-14157 is the core process control chassis for the Reflexion CMP system. Serving as the main control unit of the CMP polishing module, it performs closed-loop control for the full polishing sequence. It coordinates all subsystems including the polishing head, polishing pad, pressure actuators, wafer carrier, in-situ film thickness metrology, slurry delivery, temperature regulation and safety interlocks. It is the critical hardware enabling global wafer planarization on the CMP tool.

A core challenge of CMP processes lies in real-time micron-level adjustment of pressure, rotational speed and polishing duration. According to AMAT  official CMP technical documentation, the CMP system continuously acquires multi-point film thickness data across the wafer and dynamically adjusts polishing head pressure to guarantee within-wafer and wafer-to-wafer uniformity. The 0195-14157 executes this real-time process calculation and output.

Polishing Head Closed-Loop Pressure Control

Real-time control of zoned polishing head pressure. Differentiated pressure is applied to distinct regions of the wafer to compensate for wafer surface topography and regulate material removal rate. It supports CMP processes for diverse thin films including copper, tungsten, silicon oxide and cobalt.

Synchronized Motion Axis Control

Synchronizes the rotation of the polishing platen and polishing head, wafer oscillation, carrier lifting/lowering, and timing of wafer transfer robot. Ensures high-precision synchronization of rotational speed and position during polishing.

In-Situ Thickness Measurement Acquisition & Process Termination Control

Receives signals from the CMP Optical Endpoint Detection (EPD) sensor, calculates residual film thickness in real time and automatically terminates polishing to prevent over-polishing. This is critical for yield in advanced semiconductor processes.

Slurry & Process Fluid Control

Controls slurry delivery, flow rate and spray timing, and coordinates polishing pad dressing operations.

Safety Interlock & Condition Monitoring

Oversees the tool safety circuit, vacuum/pneumatic pressure, temperature, door interlocks, fault diagnostics and alarm collection. It supports the semiconductor SECS/GEM communication protocol to upload production data, alarms and process logs to fab host systems.

HMI & Recipe Management

Stores multiple CMP process recipes, handles recipe loading and parameter distribution, and supports local tool diagnostics and log recording.

This is a rack-mount controller chassis equipped with front-panel status indicators, power switch and local operation buttons, plus industrial side handles for installation inside the CMP equipment cabinet.

It integrates a high-performance processor, multi-channel analog/digital I/O boards and multi-channel signal acquisition channels for high-speed closed-loop feedback.

Communication Interfaces: Ethernet, serial bus and VME bus to interface with all CMP sub-modules. SECS/GEM supported for connection to fab MES systems.

After replacement, tool process characterization, pressure calibration and EPD optical verification must be completed before releasing the tool back to mass production.
